As\u00ed mismo, la mayor\u00eda de los desarrollos alcanzados en el \u00e1mbito de la nanotecnolog\u00eda han estado inevitablemente ligados a la disponibilidad de t\u00e9cnicas de caracterizaci\u00f3n que permitan un profundo conocimiento de la composici\u00f3n qu\u00edmica, la morfolog\u00eda y la qu\u00edmica interfacial de muestras multi-laminadas en la escala sub-microm\u00e9trica. En este contexto, la espectrometr\u00eda de masas de iones secundarios (sims) se ha consolidado como una de las t\u00e9cnicas m\u00e1s poderosas debido a sus excepcionales capacidades en t\u00e9rminos de sensibilidad, especificidad y resoluci\u00f3n espacial, tanto lateral como en profundidad. Sin embargo, sims ha estado tradicionalmente circunscrita al campo de la f\u00edsica aplicada o la ciencia de los materiales, principalmente desde la perspectiva de la investigaci\u00f3n acad\u00e9mica. En esta tesis, el objetivo principal es el uso de sims como una herramienta eficaz para la resoluci\u00f3n de problemas reales en el \u00e1mbito de la investigaci\u00f3n acad\u00e9mica aplicada y el campo industrial, proporcionando una perspectiva anal\u00edtica de los procesos involucrados en la fabricaci\u00f3n, el funcionamiento o la degradaci\u00f3n de dispositivos
