Se tienen en cuenta los efectos de canal corto por medio de la resolucion de la ecuacion de poisson bidimensional y los efectos de la cuatizacion por medio de la ecuacion de schroedinger. Las propiedades de transporte de estos dispositivos se han estudiado resolviendo la ecuacion de boltzmann mediante el metodo de monte carlo. Se detalla la estructura de bandas del semiconductor y los mecanismos de dispersion. Los resultados se utilizan para proponer modelos que nos permitan incorporar en simuladores de dispositivos mas simples y de circuitos los distintos fenomenos observados. Se han descrito las propiedades de mosfets de canal de si tenso sobre aleaciones de sige relajadas en diferentes configuraciones, tambien las propiedades de mosfets de sic cubico.
