As\u00ed, hemos comenzado con simulaciones unidimensionales de estructuras simples, pasando luego al an\u00e1lisis bidimensional de mesfets de gaas y hemts de gaas\/algaas ambos sin puerta. Para estas estructuras sin puerta (pero con geometr\u00eda recessed) se ha validado el modelo de simulaci\u00f3n mediante la comparaci\u00f3n de sus resultados con las medidas experimentales de caracter\u00edsticas i-v y temperatura del ruido en estructuras reales. Finalmente se ha llevado a cabo el an\u00e1lisis de mesfets y hemts con puerta de 0.1rm (recessed gate) para los cuales se han calculado (por primera vez utilizando el m\u00e9todo de monte carlo) los par\u00e1metros de ruido p, r y c y la figura m\u00ednima del ruido.  la comparaci\u00f3n entre ambos tipos de dispositivos nos ha permitido explicar las causas de la superioridad de los hemts con
