Empleando un programa basado en la solucion de la ecuacion de transporte de boltzmann bajo la aproximacion de tiempo de relajacion se calculan las movilidades limitadas teoricamente por los mecanismos de dispersion por impurezas ionizadas, aleacion, rugosidad de las intercaras, potencial de deformacion por fonones acusticos, piezoelectrico y por fonones opticos polares.  se estudia el efecto de la variacion del ancho del canal en estructuras hemt con dopaje tipo delta de si sobre la densidad de portadores libres y la movilidad, comparando los resultados experimentales con la teoria.  se presentan los efectos de la variacion de la tension de puerta sobre el control de carga y la movilidad en estructuras hemts de los tres tipos estudiados, analizando en profundidad la influencia de los diversos mecanismos de dispersion a baja temperatura. Se estudian finalmente ciertas propiedades opticas de estas estructuras mediante espectroscopias de modulacion.<\/p>\n<p>&nbsp;<\/p>\n<h3>Datos acad\u00e9micos de la tesis doctoral
